[MoD4-02]Numerical Simulation of Thresholdless CHCC Auger Recombination in Type-II Quantum Wells

We have numerically investigated thresholdless CHCC Auger recombination in type–II GaInAs/GaAsSb quantum wells to be employed in semiconductor lasers emitting at 1.3 μm. We have calculated an optimal band offset ratio that yields minimal Auger coefficient, and compared it to previous approximate analytical results.
