[TuP3D-06]Circularly Polarized Electroluminescence Properties of Spin-Polarized Light-Emitting Diodes with Post-Annealed MgO/CoFeB Spin Injector

The post-annealing effect of the MgO/CoFeB spin injector on the circularly polarized electroluminescence (EL) properties was studied at room temperature. The enhancements in the EL intensity and circular polarization degree were achieved for the post-annealed sample, which is due to the improved spin injection efficiency from the ferromagnetic electrode into the semiconductors. Furthermore, the induction of perpendicular magnetic anisotropy at the MgO/CoFeB interface via post-annealing enabled zero-magnetic-field operation. These findings imply that post-annealing is a promising approach for the development of high-performance spin-polarized light-emitting diode.
