[Th-P-101]Visible single photon emission at room temperature from GaN-nanowire-supported InGaN quantum dots, scaled down to the strong confinement regime

Single photon emission from sub-10-nm-diameter InGaN quantum dots, embedded in GaN quantum wires, is demonstrated for the first time, both at room and cryogenic temperatures. The special structures are realized by a single growth step in plasma-assisted molecular beam epitaxy.
