Reconfigurable Nonlinear-Processing Units are nanoelectronic, silicon-based devices enabling computational tasks via intrinsic nonlinear charge transport. We show by experiments and TCAD simulations that space-charge-limited current, mediated by dopants and traps, dominates room-temperature transport.
