Magnetotransport and terahertz cyclotron resonance studies of 6.2 nm HgTe quantum wells show that Dirac fermions retain a linear energy spectrum up to Ns = 5.6 x 1012 cm -2 .This is the upper density limit and gives a conduction band offset of 0.35 eV.
