[Th-P2-F-03]Ultralow-Threshold, Single-Mode VCSELs for Scalable Cryogenic Interconnects

We present an intra-cavity contacted (ICC) VCSEL optimized for 4 K operation, achieving a 150 µA threshold and 25.6 dB SMSR. Designed for cryogenic optical interconnects, the device compensates for internal heating via precise gain-cavity detuning, ensuring high-speed, single-mode performance from RT down to 5 K.
