We employ a drift–diffusion simulation framework to investigate excitation-power-density-dependent loss mechanisms in a silicon laser power converter. High excitation power density increases self-heating, reduces mobility, and causes carrier accumulation, which enhances Shockley-Read-Hall recombination and degrades fill factor.
