Siに加えて有機膜を用いたデバイスの要望増加に伴い、低温成膜プロセスのメカニズム理解とそれに基づいた膜カバレッジ・膜質分布の定量制御の重要性が増している。そこで、著者らのエッチングモデル化知見を応用して、大規模パターンでの成膜カバレッジ・膜質分布を高速で予測できるモデル開発を行った。本講演では、受賞論文のSiN-CVDの内容に加え、SiO₂-PEALDへ活用した最近の報告についても紹介する。
