Polarization switching, crucial to memory applications, is nonlinear phenomenon whose microscopic mechanism is yet to be well understood. In the case of polarization switching induced by an external electric field, 180° switching, where a domain with polarization antiparallel to the spontaneous polarization grows, is common, but two successive 90° polarization rotations have been reported. In this study, we analyzed the temperature dependence of 90° polarization rotation and 180° switching in BaTiO3 using molecular dynamics simulations.
