[20a-A23-3]Phonon transport of group IV semiconductor alloys

Group IV semiconductor alloys have attractive characteristics such as high carrier mobility and low thermal conductivity. It is gradually becoming more important to reveal the phonon transport of the alloy material and control the thermal transport as miniaturization proceeds to the nanometer scale. However, the phonon properties of the group IV semiconductor alloys have not been investigated in a sufficiently rigorous manner yet. In this paper, we introduce the information on the phonon properties of group IV semiconductors alloys such as bulk silicon-germanium and germanium-tin thin films by using inelastic x-ray scattering (IXS) with synchrotron radiation and Raman spectroscopy. These are powerful techniques to evaluate phonon properties such as dispersion relation and phonon spectra nondestructively. We can confirm that group IV semiconductor alloy exhibit unique phonon transport properties by using IXS and Raman spectra.
