[9a-E311-8]Photoelectrical detection of near-infrared PL5–PL7 spins in 4H-SiC

Point-defect spins PL5, PL6, and PL7 (PL5–PL7) in 4H-SiC have attracted attention for quantum applications. However, because their emission wavelengths are in the near-infrared region above 1 μm, detection of photoluminescence can be limited by detector sensitivity. Therefore, developing electrical detection techniques for PL5–PL7 spins is important. In this study, we demonstrate electrical detection of PL5–PL7 spin ensembles at room temperature using photocurrent-detected magnetic resonance (PDMR). The details of these measurements and results will be discussed.
