We report a long-wavelength infrared quantum cascade detector based on the coupled quantum well design using an InGaAs/InAlAs superlattice structure operable at room temperature. A mesa-structured 13 μm-band quantum cascade detector with the coupled quantum well design, fabricated on a semi-insulating InP substrate, exhibited a peak wavelength of 12.6 µm and a responsivity of 6.2 mA/W at an operating temperature of 300 K.
