Space solar cells have contribited to widespread areas such as communucations, broadcasting, weather forecast, erath and space observations as major electric power souce of satelliyes. For space solar cells, Si solar cells were used at first, GaAs were used secondary and InGaP/GaAs/Ge 3-junction solar cells are mainly used for space. Development of high-efficiency and radiation-resistance of solar cells is essential for space use. This paper presents the authours' researches such as discover of superor raidation-resiastance of InP solar cells, development and commercialization of high-efficiency InGaP-based 3-junction solar cells.
