We demonstrate high-power continuous-wave operation (700 mW) and single-mode lasing with an SMSR exceeding 59 dB in 1.3 μm-wavelength InP-based photonic-crystal surface-emitting lasers by introducing an in-plane hetero photonic crystal structure.
