[MD1-4]Low-threshold and High-speed Photonic-Crystal Surface-Emitting Lasers Without Regrowth

We demonstrate a regrowth-free photonic-crystal surface-emitting laser with enhanced in-plane optical feedback and lateral electrical confinement. The fabricated device exhibits a low-threshold current of 11 mA, a high output power of 18 mW, and a direct modulation bandwidth of 11.7 GHz under continuous-wave operation.
