We demonstrate 1060nm single-mode coupled-cavity VCSELs with record 50GHz bandwidth, enabling the highest 128Gbps (NRZ) and 240Gbps (PAM4) modulation with low-power consumption of ~75fJ/bit. Furthermore, 230Gbps transmission over 500m standard single-mode fiber is achieved.
