[TuD1-3]High Performance O-Band Quantum Dot Distributed Feedback Laser Based on Laterally Coupled Grating

We present an O-band QD LC-DFB laser with an output power of 70 mW at 25°C. The device demonstrates single-mode operation across the full injection current range (50-250 mA) over a temperature span of 20-100℃, achieving a maximum SMSR of 61 dB, a RIN of -158 dB/Hz at 15 GHz and a 1 dB compression point of 25 dBm under 3 GHz RF modulation.
