Carrier selective passivating contact, which provides dual functions of surface defect passivation and extracting one type of charge carriers, is a key enabler for high efficiency Si solar cells. Here we introduce two passivating contact materials: one is the hydrogenated amorphous Si/nanocrystalline Si layers stack (a-Si:H/nc-Si:H) and the other is the atomic layer deposited TiOx thin layer. Some examples of applying these contact materials in both Si single-junction and perovskite/Si tandem cell structures are presented.
