[MoA4-01 Invited] Monolithic Integration of III-V Lasers on SOI using Selective Lateral Heteroepitaxy

We demonstrate the selective lateral heteroepitaxy of InP membranes and buried QWs on (001) SOI wafers as well as the monolithic integration of III-V micro-cavity lasers and photodetectors on SOI.
