The waveguide integrated APD chip with AlGaAsSb multiplier achieves a 0.96 A/W external responsivity at unity gain and a wavelength of 1550 nm. The 3 dB bandwidth is 7.2 GHz for a gain of 35.8 and 15.5 GHz for a moderate gain of 6. The corresponding dark currents are 7.2 µA and 38 nA, respectively.
