[TuD4-06] 100 GHz O- to L-Band Balanced Photodetector Module

We present a balanced photodetector module with a responsivity of 0.35 A/W at 1310 nm and 0.4 A/W at 1550 nm with a −3 dB-bandwidth of 108 GHz. The device outperforms current state-of-the-art modules regarding RF bandwidth and expands the operation range from the long-haul C- & L-band down to the O-band for short reach QAM transmission in data centers.
