[Th-A1-H-02]Cyclotron resonance in InxGa1-xN two-dimensional electron systems

Cyclotron resonance measurements were carried out on high-quality AlGaN/InxGa1−xN heterostructures to determine the electron effective mass in InGaN two-dimensional electron systems. A well-resolved resonance yielded m* = 0.23 m0 for x = 5%, and decreases with increasing indium composition.
