Ta/W-based heavy-metal/CoFeB multilayers with varied Ta thickness were prepared by magnetron sputtering. Effects of Ta/W layer structure on SOT switching and the power index were evaluated. Low-power operation requires low resistivity and preservation of the W/CoFeB interface.
