[20a-B203-9] Cavity-type two coupled RTD oscillators for high-power coherent THz radiation

We proposed and fabricated a high-power terahertz oscillator integrating two resonant tunneling diodes and a low-loss cavity resonator into a ring slot antenna. A sigle peak was obtained at the measured oscillation spectrum of fabricated devices; hence, a coherent operation was achieved. By decreasing the ring slot radius, the peak of output power gradually shifted to the high frequency side, and relatively high-power oscillations of above 0.1 mW were obtained in the range of 0.5 THz to 0.9 THz.
