We applied infrared scattering scanning near-field optical microscopy to investigate the insulator-to-metal transitions of individual vanadium dioxide nanoparticles. The transitions of each particle occurred within a narrow temperature range (less than 1 degree) but at different temperatures. We identified a correlation between the transition temperatures and the particle volumes. Additionally, we found the same particle undergoing transitions at different temperatures in repeated heating and cooling cycles. These observations together indicate that the heterogeneity in the transition temperatures is governed by stochastic nucleation events within individual particles.
