AlGaN/GaNヘテロ界面に極薄AlN層を挿入したり、AlGaN障壁層Al組成を制御したりしたヘテロ構造の２次元電子ガスのキャリア輸送特性を低温強磁場測定によって調べた。また、同一試料を定常光容量分光法で評価して、2DEGを含むGaNチャネル層内でのギャップ内欠陥準位と輸送特性との相関を検討したので報告する。
