Triple-junction (3J) InGaAs solar cells receiving 1550 nm light were fabricated as a light receiving device for optical fiber power transmission, and the high temperature characteristics of the device was examined.A maximum conversion efficiency of 23.4% was obtained at room temperature of 25°C with a 3 J cell for 250 mW irradiation, but the conversion efficiency decreased as the temperature was increased. This is presumably because the currents generated in each subcell were matched at room temperature when irradiated with 1550 nm light, but a current mismatch occurred as the temperature increased.
