In this research, 4-junction solar cells were fabricated by surface activated bonding of high efficiency inverted metamorphic triple-junction solar cells (IMM3J) and high open circuit voltage InGaAs solar cells. To address the previous issue of current mismatch between IMM3J and the 4th InGaAs, thinning of IMM3J, introducing a front hetero junction InGaAs, and optimizing the bandgap of IMM3J were attempted. As a result, current matched 4-junction solar cells were successfully achieved.
