Mist CVD法の問題点の1つに, 原料溶液の安定性があげられる. 先行研究においてIn(C5H7O2)3水溶液は, 静置時間変化で溶液の吸収端がシフトし, 成膜した薄膜は結晶相が変化した. この結果から, Ga(C5H7O2)3水溶液においても同様に変化すると考えられる. 本研究では, Mist CVD法によるα-Ga2O3成長に用いるGa(C5H7O2)3水溶液の静置時間変化による溶液の吸収端やその溶液を用いて成膜した薄膜に与える影響を調べた.
