Resonant tunneling diodes (RTDs) are promising candidates for terahertz signal sources. We fabricated a high-power and high-directional RTD oscillator by two slot-ring antennas with offset feeding. The output power had a peak at around 400-500 GHz range due to half-wavelength resonance of slot-ring antenna which enables efficient THz radiation. A maximum output power of 1.28 mW was obtained at 415 GHz. The experimental results were in good agreement with theory.
