ナノシート酸化物半導体MOSキャパシタを設計･作製し、理想容量–電圧特性との比較および周波数分散解析により、酸化物半導体/ゲート絶縁膜界面の欠陥応答を評価した。さらに、コンダクタンス–電圧特性やリーク電流の影響を考慮した解析、デバイスシミュレーションを用いて、素子構造が容量応答および界面欠陥評価に及ぼす影響について検討する。
