[10a-PA3-12]Theoretical analysis of 1.65 µm Si/CaF2 DFB quantum cascade lasers

We theoretically investigated distributed feedback structures for 1.65 µm Si/CaF2 quantum cascade lasers. The transmission characteristics and threshold current density of uniform DFB and quarter-wave phase-shift DFB structures were calculated and compared with those of a Fabry–Perot resonator. The results show that both DFB structures reduce the threshold current density, while the quarter-wave phase-shift DFB structure provides a lower threshold and is advantageous for single-mode operation.
