Pt has attracted considerable attention as a promising spin-current source in the field of spintronics. In this study, we investigated the formation of <001>-oriented Pt ultrathin films with thicknesses of 5 nm or less by employing a three-step growth process on MgO(001) substrates and introducing underlayers on SrTiO3(001) substrates. The substrate-dependent epitaxial growth and surface flatness were evaluated by reflection high-energy electron diffraction, X-ray diffraction, pole figure measurements, and atomic force microscopy.
