Bloch oscillators based on semiconductor superlattices have not yet been realized because of the formation of low and high field domains. In this presentation, toward the experimental demonstration of the low and high field domain suppression theory proposed by Kroemer using a large-amplitude THz AC electric field, we report the design and device fabrication of a structure in which a GaAs/Al0.4Ga0.6As semiconductor superlattice is integrated into an Au/polyimide/Au THz-MIM resonator, enabling localized application of a large-amplitude THz electric field confined in the resonator gap to the superlattice.
