In this study, we designed an array antenna-integrated quantum well optical modulator for application in a 100 GHz band Radio-over-Fiber (RoF) system suitable for next-generation ultra-high-speed, high-capacity wireless communications. By forming a four-element array of patch antennas optimized for 100 GHz resonance, we compensated for the reduced electric field amplification factor observed in a single element. The design achieved an average electric field gain of 198.9 dB and theoretically demonstrated sufficient practical performance, including a carrier-to-sideband ratio of 23.4 dB under an Irradiance of 10 W/m².
