Future wireless communication systems are expected to utilize the THz frequency band, which requires THz receivers with high sensitivity, low power consumption, and low noise. To meet these requirements, we propose a heterodyne detection scheme in which photomixing using a UTC-PD is employed for local LO signal generation. In this presentation, we report the first experimental demonstration of heterodyne detection operation in the 300-GHz band by introducing a diffraction-grating gate structure into a UTC-PD–integrated HEMT, enabling efficient coupling of THz wireless signals into the device.
