The HVPE has attracted attention as a low-cost technology for III-V multijunction solar cells. Because atomic ordering particularly affects the GaInP cell characteristics, the degree of atomic ordering in the GaInP films grown by HVPE method was evaluated. In transmission electron diffraction, a clear peak associated with atomic ordering was observed at 18 um/h. On the other hand, the peak from the atomic ordering almost disappeared at a growth rate with faster than 70 um/h. In the presentation, we plan to discuss with RT-PL measurement and cell characteristics.
