We are studying about application of an InGaP solar cell to a neutron dosimeter device in a nuclear power plant by adopting a neutron/ion exchange material layer such as 6Li. In this case, the protons with high energy induce electric current from the InGaP solar cell, which is the dosimetry output signal, but the protons simultaneously cause radiation degradation in the device. The environmental temperature in the active nuclear reactor is supposed to be up to 300 ºC. Therefore, in this study, high-energy protons were irradiated on an InGaP solar cell at high temperature, and degradation behavior of the device was studied.
