In this study, a tunable carrier-selectivity behavior was found in titanium oxide (TiOx) nanolayers grown by atomic layer deposition. It is demonstrated that the TiOx acts as an efficient hole-selective passivating contact in crystalline Si solar cells with >20% efficiency, which is antithetic to the previous understanding that TiOx acts solely as electron contact and hole blocker. The possible mechanism behind this new functionality is discussed and some applications of TiOx hole contacts in Si single junction and tandem solar cells are shown.
