Optical phase shifters with nonvolatile memory functions are required for high-speed and low-power programmable photonic circuits based on silicon photonics. We have proposed a nonvolatile optical phase shifter that combines a low-power, low-loss, high-speed III-V/Si hybrid MOS optical phase shifter with a ferroelectric FET (FeFET). We report on the evaluation of the number of endurance and retention characteristics as a nonvolatile memory.
