ScAlNはBAWフィルタの圧電薄膜として用いられているが、Sc濃度が40%を超える高濃度Sc_0.4Al_0.6N薄膜の報告は少ない。これは、高濃度のScをドーピングした際に生じる異常粒結晶成長(AOGs)が主な原因である。これまで我々のグループでは、AOGsレスのSc濃度40%以上の Sc_0.4Al_0.6N 薄膜の成長に成功している。そこで本研究では、Sc_0.4Al_0.6N薄膜の大面積化の足がかりとして、RFマグネトロンスパッタリング法のカソードについて円形と矩形のものを比較した。
