[18a-P06-15] High-Temperature Annealing Behavior of Defect Levels in β-Ga₂O₃ Single Crystal Substrates

Edge-defined film-fed growth法で作製したβ-Ga₂O₃ 単結晶基板に存在する欠陥準位の高温度アニール挙動を静電容量-電圧測定, 光容量分光測定を用いて評価した。N₂中1450℃でアニールした場合、N₂中で昇温するとas-grown状態の欠陥準位を保ったまま濃度減少するが、O₂中で昇温すると欠陥準位分布が大きく異なることが分かった。
