SiO₂膜は、堆積手法や堆積温度によってはβ-Ga₂O₃ SBDのリーク電流の増加や耐圧の劣化といった悪影響を及ぼす場合もあり、その対策およびメカニズムの解明が必要とされている。今回、シランとTEOSを用いた2種類のプラズマCVD法にて堆積したSiO₂膜を保護膜として適用したβ-Ga₂O₃-SBDを作製し、その特性の違いを検証した。
