[19a-C42-3] CMP Properties of OVPE-GaN Substrates with High Oxygen Concentration

OVPE法で作製されたGaN基板のCMPプロセスを調査した。その結果、コロイダルシリカを用いたCMP後のOVPE-GaN基板の表面粗さはRa = 0.08 nm、研磨速度は1060 nm/hであった。同条件CMPにおけるHVPE-GaN基板の研磨速度は90nm/hであった。OVPE-GaN基板はHVPE-GaN基板よりも高濃度に酸素添加されており高い研磨速度が得られることが示唆された。
