H, Heを高エネルギーイオン照射したβ-Ga₂O₃(001)エピ基板のバンドギャップ内には少なくとも5つの欠陥準位(T1:Ec-1.96eV, T2:Ec-2.78eV, T3:Ec-3.90eV, T4:Ec-4.21eV, T5:Ev+4.49eV)が存在することを確認した。as-received状態と比較すると、H, Heイオン照射ではT1～T5準位が追加導入されていることが分かった。
