To increase terahertz-wave intensity due to difference-frequency-mixing in a GaAs/AlAs multiple qunatum well, we focused on free carrier generation caused by excitation using continuous wave lasers. By modulation of laser lights with optical chopper to cut the lights faster than that to detect the signal, the signal intensity increases. This results from supression of the free carrier generation due to exciton ionization.
