UTC-PDs are attracting attention as candidates of optical-electrical conversion devices essential for next-generation B5G wireless communication networks and large-scale server-to-server optical interconnects. On the other hand, UTC-PDs have issues such as the trade-off relationship between the conversion efficiency and cutoff frequency, and device thermal breakdown that prevents the high output power. For enhancement of their performance, those issues must be resolved. In this paper, we theoretically demonstrate that the introduction of a guided-mode-resonance structure in a UTC-PD not only enhances the photoabsorption efficiency, but also enhances the cutoff frequency and heat transfer performance simultaneously.
