The energy efficiency limits of DRAM cells are investigated from both theoretical and experimental perspectives, and the influence of cell capacitance on efficiency is quantitatively evaluated. It is revealed that as cell capacitance decreases, efficiency improves, and the charging energy becoming sufficiently larger than thermal energy leads to asymptotic behavior toward the Landauer limit. This discovery elucidates the relationship between single-electron effects and energy efficiency in DRAM cells, suggesting a new direction for achieving higher energy efficiency in DRAM technology.
