This study evaluates the lasing characteristics of 1.5-μm-band GaInAsP MQW ridge laser diodes fabricated on InP/Si substrates for application to Si photonics light sources. Low-threshold lasing using the ridge structure was investigated, and the effectiveness of silver nanoparticle die bonding onto a Cu plate for improving high-duty-cycle operation and achieving CW lasing was examined.
