This study focuses on ReRAM used as memory cells in analog Computation-in-Memory (CiM). The proposed programming technique consists of pre-writing to an intermediate state and subsequent thermal treatment before programming the target value in multi-level ReRAM cells. This technique suppresses stored-value degradation and variability increase caused by data-retention degradation in high-density analog ReRAM CiM systems.
